First question asked Welcome!

Hello,

I'm using the BFPxxx RF transistor to build a GHz-RF oscillator. I've been trying to extract the parasitic capacitance (Cbe, Cce) and resistance (Rce) values. When I extracted the frequency response of Cbe and Cce, I noticed a resonance at around 6 GHz. This means that after the resonance frequency (6GHz), the parasitic capacitance value becomes negative. Additionally, I found an extremely large negative resistance when extracting Rce at 1 GHz. I was wondering if you've also encountered this issue of self-resonance and negative capacitance, and if you have any suggestions on how to address this problem.

Thank you for your help in advance!

Hi @leoncu0603,

Thanks for sharing all the information.

I am checking the parameter extraction from my end.

Thanks and regards,

George
