I am a postgraduate student working on IGBT parallel balanced currents. Recently, I need to build a 3-dimensional package model for IGBTs so that I can carry out thermal simulation analysis of IGBTs in ICEPAK. However, I cannot find detailed information on the 3-dimensional package of the IGBT module. Information such as chip layout, size, etc. The modules used are FF100R12RT4 and FF100R12KS4, is there any way to obtain this information? Thank you in advance.
