mosfet choices for doing DC switching of 400V 7A load

Hi,

I am looking for a mosfet which would be appropriate for essentially DC switching of a 400V 7A continuous load.   Low RDS on is preferred as I have limited ability to remove heat easily.

Hello @rosc_4806121 ,

SOA indicates the Vds, Id and the time envelop of operation. In other words, it indicates the specifc Vds & Id that the MOSFET can handle for a respective time.

During turn-on period (ton), i.e., in the plateau region, your device would be exposed to 400V, 7A. In the below SOA ( IMW65R107M1H) , this operating point lies between the curves of 1us & 10us. So we can say that MOSFET can handle 400V,7A for 1us, without any damage. This indicates that you have size your turn on time below 1us. 

After the MOSFET is turned on, we need to consider the on-state voltage to assess the maximum current it can handle. For your application, you need to refer to DC curve as you will be operating the device as a relay.

Hi Meghana,

Thank you for the great response.  My apologies in advance for asking what may be a stupid question.  But in the data sheet for the IMW65R107M1H in diagrams 2 and diagram 3 (Safe Operating Area) I am getting confused.  Is the Vds[V] referred to there the Vds when the mosfet is off (in my case 400V) or is it the Vds when the Mosfet is conducting? 

For your more detailed requirements:

  1. Margin to be considered for Voltage and current ratings (RWS 2, 4 for margins respectively)
  2. Application details like
    1. Converter topology - (RWS: This is a DC switch, basically a relay)
    2. Switching frequency (DC)
    3. Desired operating temperature - (RWS : 60-70 degrees C)
    4. Qualifications /standards that the device should comply to - (RWS:  basic industrial US/EU, CE/ROHS) 
    5. Preferred mounting type - (RWS:  SMT)
