Hi,

I am looking for a mosfet which would be appropriate for essentially DC switching of a 400V 7A continuous load.   Low RDS on is preferred as I have limited ability to remove heat easily.

Hello @rosc_4806121 ,

SOA indicates the Vds, Id and the time envelop of operation. In other words, it indicates the specifc Vds & Id that the MOSFET can handle for a respective time.

During turn-on period (ton), i.e., in the plateau region, your device would be exposed to 400V, 7A. In the below SOA ( IMW65R107M1H) , this operating point lies between the curves of 1us & 10us. So we can say that MOSFET can handle 400V,7A for 1us, without any damage. This indicates that you have size your turn on time below 1us.

After the MOSFET is turned on, we need to consider the on-state voltage to assess the maximum current it can handle. For your application, you need to refer to DC curve as you will be operating the device as a relay.

And below are the options that you may consider for your application.

Product Si/SiC Qualification Infineon Package name VDS max [V] RDS (on)  [mΩ] ID  @25°C max [A] Operating Temperature min [°C] Operating Temperature max [°C] Technology
IMZ120R060M1H SiC Industrial PG-TO247-4 1200 60 ( @Vgs=18V) 36 -55 175 CoolSiC™
IMW120R060M1H SiC Industrial PG-TO247-3 1200 60 ( @Vgs=18V) 36 -55 175 CoolSiC™
IMBG120R060M1H SiC Industrial PG-TO263-7 1200 60 ( @Vgs=18V) 36 -55 175 CoolSiC™
IPW90R120C3 Si Non-Automotive PG-TO247-3 900 120 (@Vgs=10V) 36 -55   CoolMOS™ C3

There is a very wide portfolio of MOSFETs under Infineon which you may explore using below link, where you can further filter out suitable device with additional parametric filters.

Hello @rosc_4806121 ,

Considering a safety margin of 1.5 and 2 for the voltage and current rating respectively, we are suggesting the switches of  min 600V, 14A. Below are the available components which suits our assumed specification.

Product Si/SiC Infineon Package name RDS (on) @ Tj = 25°C [Ω] VDS max [V] ID  @25°C max [A] Qualification Operating Temperature min [°C] Operating Temperature max [°C]
IPP65R190CFD7A Si PG-TO220-3 190 650 14 Automotive -40 150
IPBE65R190CFD7A Si PG-TO263-7 190 650 14 Automotive -40 150
IPW65R190CFD7A Si PG-TO247-3 190 650 14 Automotive -40 150
IPB65R190CFD7A Si PG-TO263-3 190 650 14 Automotive -40 150
IPB60R170CFD7 Si PG-TO263-3 170 600 14 Non-Automotive -55 150
IPP60R170CFD7 Si PG-TO220-3 170 600 14 Non-Automotive -55 150
IPD60R170CFD7 Si PG-TO252-3 170 600 14 Non-Automotive -55 150
IPW60R170CFD7 Si PG-TO247-3 170 600 14 Non-Automotive -55 150
IPL60R185CFD7 Si PG-VSON-4 185 600 14 Non-Automotive -40 150
IMBG65R163M1H SiC PG-TO263-7 163 650 17 Industrial -55 175
IMW65R107M1H SiC PG-TO247-3 107 650 20 Industrial -55 150
IMZA65R107M1H SiC PG-TO247-4 107 650 20 Industrial -55 150

Kindly select the suitable one which suffices your requirement. If you wish to have more specific recommendation, kindly share below information.

  1. Margin to be considered for Voltage and current ratings
  2. Application details like
    1. Converter topology
    2. Switching frequency
    3. Desired operating temperature
    4. Qualifications /standards that the device should comply to
    5. Preferred mounting type

Hi Meghana,

Thank you for the great response.  My apologies in advance for asking what may be a stupid question.  But in the data sheet for the IMW65R107M1H in diagrams 2 and diagram 3 (Safe Operating Area) I am getting confused.  Is the Vds[V] referred to there the Vds when the mosfet is off (in my case 400V) or is it the Vds when the Mosfet is conducting?

For your more detailed requirements:

  1. Margin to be considered for Voltage and current ratings (RWS 2, 4 for margins respectively)
  2. Application details like
    1. Converter topology - (RWS: This is a DC switch, basically a relay)
    2. Switching frequency (DC)
    3. Desired operating temperature - (RWS : 60-70 degrees C)
    4. Qualifications /standards that the device should comply to - (RWS:  basic industrial US/EU, CE/ROHS)
    5. Preferred mounting type - (RWS:  SMT)
