is there any source, where a table can be found, which contains the switching-frequency of the following Transistors?
GaN, SiC, Si, IGBT, ...
I was only able to find diagrams. E.g.:
SI/SIC MOSFETs all generate parasitic diodes through internal P+ - N- - N+ (PiN),
But why the reason for the lower Qrr of SIC MOSFET ?
Is it because the N-epitaxial layer of the SIC MOSFET is thinner (low resistivity), when the body diode is off, it can have a faster recombination effect, resulting in lower stored charge (Qrr)?
When the MOS transistor spw55n80c3 was opened, the rising speed of the driving waveform was slow. It took 400ns to stay at Maitreya platform, resulting in serious MOS transistor heating. The currently selected driving chip is mic4452, and the driving capacity can reach 12a. In addition, could you send some usage and driving routines of the MOS transistor spw55n80c3? How to evaluate power device junction temperature, at the time of Eon?
For example, the power dissipation I see is about 6kW+2.3kW,
Is my temperature rise equal to TA + (6kW+2.3kW) *RJA?
I was using n channel power mosfet
by applying Vgs=12 V (in series with 1k resistor) , Parallel resistance between GS was 1K(for fast switching), Vds=50 V .
Mosfet was working fine till 5 Amp load & switching was too good but when I switched the load to 10 Amp ; the mosfet got blown up immediately. Testing scenario was within the specified range as per datasheet ; please let me know your valuable thoughts to rectify this problem.
