Hello all,

I am trying to setup a simulation with the Spice model of the SiC MOSFET IMW120R040M1H_L3 provided.

After running the simulation I get an Spice Error Log in LTSpice (see attachement)

The simulation itself is a buck converter,

I think there may be something wrong with the model itself because this simulation setup works fine with other SiC transistors from Wolfspeed.

I hope you can help me fix the model/simulation.

Hi,

The simulation is running completely for 1 sec, one pop up is coming at the end which we will try to rectify at our end. It is not going to affect the results. I would recommend you to incorporate any of the Gate Driver in your circuit i.e. 1EDI20I12AF, 1EDI20I12mF (1 channel) or  2ED020I12-FI (Half bridge) driver

Good Morning,

The Below Zip File Contains the Schematic of the Synchronous Buck Converter. The Zip File also contains the Switching.lib file, PWM and dead time block . Just include the  Switching.lib file, PWM and dead time block for  operation of the Synchronous Buck Converter.

I need to help,IPW65R080CFDA,is it normal for Infineon mosfet to appear scratches on the pin, will it affect the use? thanks

It would not make any difference as far as electrical performance is concerned.
