①The measurement conditions are Tc = 25 ℃ described in DS, Is is continuous, and Is, pulse is a single pulse of 1 msec.
When suppressed at Tc = 25 ℃, Is = 100A is rated, and Is and pulse are rated at 400A.
The above rating is the same value as Id, Id, pulse because it is limited by Package, not by chip.
②SOA is a regulation related to Vds and Id, so it does not apply to body diode.
(In the first place, it is not possible to have a potential difference of 1.2V or more in the forward voltage (Vsd).)
The current and time that can be passed through the body diode depend on the usage environment (Ta, RthJA), and the value is within the range of current + time that does not exceed Tj = 175 ℃ and does not exceed Is, Ispuls.
