Question 1: Is the voltage stress experienced by the IGBT related to time? If VCE's voltage spike lasts only 1us, or is 10ns a threat to IGBT?
Question 2: Based on the above, I am measuring the IGBT voltage peak value of a product. What is the bandwidth of the device to collect the Vce voltage waveform?

你好!请问使用热成像仪测量IGBT结温时,我们根据英飞凌的参考资料,按以下标准,采用校准后的虚拟结温来计算热阻,这一方法是否被认可?
热成像测量结果以下图为例:
对同一个晶圆,我们可以关于最高结温和计算后的平均结温分别得出两个热阻。应参照哪个热阻更为准确?英飞凌规格书给出的热阻是否已为热设计留裕量?

We are planning to use IM818MCCXKMA1 for our design which requires Three Phase Inverter.
Under Recommended Operating Conditions Chapter 5 , DC supply voltage ,minimum rating is 350V. Does this mean minimum 350V is required for the inverter to be operational. Could you please confirm.
Also regarding collector current rating , is there a graph which mentioned the derating of current capability with temperature.

Show LessWhen doing the experiment, the inter-ge voltage of the IGBT will start to oscillate as the inter-ce voltage increases, what are the possible reasons for this phenomenon?The PCB board has only the basic signal inputs, opto-coupler isolation, drive resistor and IGBT.The blue waveform in the picture is the inter-ge voltage and the green waveform is the inter-ce voltage.

Show LessFF600R12ME7_B11英飞凌此款芯片,三管并联组成的逆变器,在整机上测量续流二极管压降正常0.381V,但是IGBT测量击穿压降在1.3-1.4V,拆下来以后再测量IGBT没有击穿,压降无穷大,请问这是什么原因?现场条件是每一个IGBT正负之间并联了一个吸收电容,大约在2UF左右,测量点也是在紧靠IGBT模块引脚输出点位,输出带电抗器,不知是什么原因真是奇怪了?和母线电容有关系吗?是对母线电容充电造成的吗?还是其他什么原因?

2. Q4 is a PMOS, which serves as an anti-reverse connection protection circuit. Its gate is connected to a resistor to ground, and if a forward voltage is connected to the input, current flows through the body diode of the PMOS to the load side. If the forward voltage exceeds the voltage threshold of the PMOS, the channel conducts. This reduces the drain-source voltage ( VDS ) of the PMOS, which reduces power consumption. A voltage regulator, BZV55-C13, is typically connected between the gate and source to prevent an overvoltage condition at the gate-source voltage ( VGS ) and also to protect the PMOS from breakdown during input power fluctuations.
This board was released in '12, and now that the technology iteration of power supply design solutions is so rapid, it makes little sense to continue to reference a faulty board.
