Dear IFXer,

the RC type IGBT, is all monolithic body diode building in Infineon IGBT?

May I know what is the single pulse width of the diode pulse current condition?

May I know what is the diode and IGBT power dissipation in RC-type? And they are use the same RJC to calculate the PD, right?

1. Please refer to the datasheet for RC type IGBT such as the following shown:

2. The pulse current is broadly limited by power loss in the device which eventually increases the chip temperature (Tj)and destroys the bond wire. So, Tj is the only main parameter which limits the pulse current. Not the pulse width. tp can be calculated based on losses P =ΔT/Rthjc, ΔT = Tvjop,max – Th, and Rthjc based on the reference value in the datasheet.
